Представлены разработанные в НПЦ ОЭП «ОПТЭЛ» мощные ИК-диоды с длиной волны излучения 805±10, 870±20 и 940±10 нм. Сила излучения узконаправленных диодов— до 4 Вт/ср в непрерывном режиме и до 100 Вт/ср в импульсном. Мощность излучения широкоугольных диодов достигает 1 Вт в непрерывном режиме. Внешний квантовый выход излучения ИК-диодов достигает 30%. Созданы также модули ИК-диодов с блоком плоских линз Френеля с силой излучения до 70 Вт/ср.
