Проанализированы токовые характеристики запираемых переходов и объяснены наблюдаемые в эксперименте асимметричности в трехбарьерной гомо-m1–рGaAs–nGaAs–m2-структуре. Результаты могут быть использованы для оценки фоточувствительности, частотных свойств, выявления механизмов токопереноса при внешних воздействиях.
